Quick Overview

The Ryzen 7000 Delid-Die-Mate is a tool for removing the heat spreaders ("delidding") on AMD Ryzen 7000/8X00G/9000 processors. By removing it, direct die cooling is possible, which means that the CPU cooler is mounted directly on the CPU chip. This allows for a significantly optimized heat transfer.

Details

Thermal Grizzly's Ryzen 7000 Delid-Die-Mate is a delidding tool for AMD Ryzen 7000/8X00G/9000 processors on socket AM5: it takes the heatspreader off so the CPUs can be cooled via "Direct-Die", for example. On an Intel chip? The same tool comes for Intel 13th Gen and for Intel LGA 1851.

Why "Delidding" and the Direct-Die method on Ryzen 7000?

Delidding is the process of removing the processor's heatspreader (IHS). On unsoldered processors it is usually a way to replace the thermal interface material (TIM) between the CPU die and the heatspreader with high-quality thermal paste or liquid metal before the heatspreader is remounted. However, the Ryzen 7000 processors are soldered, so this is not an option: taking out the indium solder would create too large a gap between the IHS and the CPU dies. Therefore these CPUs are primarily delidded for the so-called "Direct Die" method, where the CPU cooler is mounted directly on the dies. In the case of Ryzen 7000 that means the I/O die (IOD) and one or two CPU dies (CCDs), the so called chiplets. Since the heatspreader is no longer part of the cooling circuit, a significantly optimized heat transfer from the die to the CPU cooler is possible.

Direct Die in practical testing

According to Thermal Grizzly, experience shows that by omitting the heatspreader and mounting the cooler on the die, temperatures can be reduced by 10-20°C if liquid metal such as Conductonaut is used as TIM. The corresponding tests were carried out by Roman "der8auer" Hartung, a professional overclocker and engineer, and Jason "JayzTwoCents" Langevin, both content creators and Tech-YouTubers. Thermal Grizzly calls these temperature improvements through Direct Die enormous, and says they are due, among other things, to the heatspreader AMD fits. The heatspreaders for the AM5 platform, introduced with Ryzen 7000, are thicker than older heatspreaders such as AM4, which was done to make older CPU coolers that are compatible with AM4 also fit AM5. In addition, their surface area is significantly smaller compared to AM4: approx. 910 mm² against 1,300 mm².

Protecting the dies

With the heatspreader gone, the chiplets could possibly be damaged when the CPU cooler goes on, as has happened with old AMD processors of the Athlon XP generation, among others. That is why we offer the Ryzen 7000 Direct Die Frame, also as a V2. It covers the edges of the PCB, and using it reduces the risk of damage while the cooler is being mounted on the dies.

Compatibility note

Besides Ryzen 7000 CPUs, the tool is compatible with the APUs of the Ryzen 8000G series as well as the CPUs of the Ryzen 9000 series, including the X3D variants. That is Thermal Grizzly's note, as of March 2025. The manufacturer's September 2025 update of this note says "generally compatible" and names one exception: the Ryzen 5 7400F is NOT compatible.

Attention

  • You delid a processor at your own risk.
  • Delidding also voids the CPU manufacturer's warranty.
  • Damage to the CPU during delidding is not covered by that warranty either.

In the box

  • 1x Ryzen 7000 Delid-Die-Mate
  • 2x angle wrenches (hex key)
  • 1x CPU cleaning tool (TG Scraper)
